The impact of process steps on nearly ideal subthreshold slope in 300-mm compatible InGaZnO TFT
While we demonstrate a back-gated (BG) amorphous Indium-Gallium-Zinc-Oxide (a-IGZO) transistors with a nearly ideal subthreshold slope (SS) ~ 60 mV/dec. However, SS degrades when a top-gated (TG) configuration is implemented. The energy distribution of traps inferred from temperature-dependent (T = 4 K - 300 K) and multi-frequency (f = 1 kHz - 100 kHz) admittance measurements, reveals a much higher trap density in TG devices. We investigate plasmon-assisted photoelectron emission using a one-dimensional time-dependent density-functional theory (TDDFT) model. Photoelectron spectra are computed with the time-dependent surface-flux (t-SURFF) method. We should thank Prince Albert for helping to save the Beaver. His choice of wearing a silk tophat in the mid 1800s has been cited as one of the reasons fashion moved away from Beaver hats and thereby saved them after almost 3 centuries of trapping. And silk hats were easier and cheaper to make. Whatever the reasons fashion almost made the Beaver extinct, first in Europe and then in North America. When fashion trends shifted, the Beaver was saved.
